Advanced packaging has emerged as the strategic chokepoint in AI chip competition, with TSMC's CoWoS-L expected to remain the dominant solution for AI accelerators through 2028 despite Intel's push with its EMIB-T alternative, according to TrendForce. TSMC's CoWoS silicon interposer has grown from roughly 1.5x reticle size (about 1,287mm²) in 2016 to 3.3x (about 2,831mm²) today. The company plans 5.5x (about 4,719mm²) in 2026, 9.5x in 2028 and more than 14x by 2029. CoWoS-L, which embeds local silicon interconnect bridges within a redistribution layer, is now in volume production at 5.5x reticle, with customer yields above 98% and some reaching 99%. Nvidia and AMD already use CoWoS-L; Meta's MTIA 400 is slated for 2026 production, with AWS and Microsoft custom ASICs expected in 2027. Intel's EMIB-T, which adds through-silicon vias and eliminates the costly large interposer, showed 25-micron bump pitch and 120x120mm package size at ECTC 2026. TrendForce expects Google to adopt EMIB-T in 2027, with AWS in testing.
